摘要: Wavelength-stabilized operation is realized in broad area quantum dot laser diodes with cleaved facets grown the tilted cavity (TCL) design for range up to 1.3 µm. For two different designs TCL wavelength chosen be either of excited state transitions (1.16 µm), or ground (1.27 µm). The shift lasing 0.165 nm K−1 a temperature between −200 °C and 70 °C. spectral width emission devices 0.6 (FWHM) far field 4° 42° lateral vertical directions, respectively.
