Space-Charge-Limited Currents in Single Crystals of Cadmium Sulfide

摘要: Currents as high 20 amperes per ${\mathrm{cm}}^{2}$ can be drawn through thin insulating crystals of CdS in the dark. A series experiments demonstrate with a degree certainty that these are space-charge-limited currents---the solid state analog currents vacuum. This conclusion is contrary to recently published interpretation similar observations on by B\"oer and K\"ummel.The use pulsed voltages made possible observation close those trap-free solid. The steady-state many orders magnitude lower than but still higher would expected from low-field resistivity insulator. presence traps determines form current-voltage curves. Conversely, curves become sensitive tool for measurement trap densities. Trap densities computed independently photoconductive show reasonable agreement.
