摘要: This paper presents a hybrid switch that parallels power MOSFET and an IGBT as the main of zero-voltage switching inverter. The combination features conducting in low current region high region, soft avoids reverse recovery problem during device turn-on. A custom module has been developed for variable-timing controlled coupled-magnetic type ZVS inverter with nominal input voltage 325 V continuous output 30-kW traction motor drive. Experimental results hybrid-switch based total loss projected by temperature indicate achieves 99% efficiency at condition demonstrate ultrahigh operation over wide load range. At 375-V input, maximum measured through projection separation analysis is 99.3%.
