摘要: We study the lateral optical confinement effect on performance and lasing characteristics of GaN-based vertical-cavity surface-emitting lasers (VCSELs). The anti-guiding guiding structures are designed by calculating effective refractive index difference active cladding regions. By varying compensation layer configuration thickness, region is 0.44% higher than peripheral for structure. threshold current density VCSEL with structure 25.4 kA/cm2, which almost half that showing 53.5 kA/cm2. For structure, signals from both regions observed far-field angle-resolved spectrum at 1.4 × Ith driving current, agrees well our simulation. Throughout study, we show advantage theoretically experimentally. Moreover, an obtained a proper design simple device process, will be very promising mass production.
