Fabrication and characterization of a new MEMS fluxgate sensor with nanocrystalline magnetic core

摘要: Abstract This paper presents a new MEMS fluxgate sensor with Fe-based nanocrystalline ribbon magnetic core and 3D micro-solenoid coils. The excitation coils were placed vertically to the sensing coil on chip plane. Second harmonic operation principle was adopted in this sensor. total size of 6.25 mm × 4.85 mm × 120 μm. A simple testing system established characterize fabricated devices. band pass filter used pick up second signals When rms current 120 mA operational frequency 200 kHz selected for devices, sensitivity developed 1005 V / T linear range −500 μT +500 μT. Due combination structure core, relatively low noise achieved. power density 544 pT/Hz 0.5 @1 Hz level 9.68 nT 25 mHz–10 Hz.
