摘要: To answer the title question – technology and properties of (Cd,Mn)Te crystals is discussed as compared with those more commonly used (Cd,Zn)Te crystals. The composition homogeneity large single ternary compound seems to be easier achieve in case because segregation coefficient Mn CdTe negligible respect that (approx. 1.3) Zn. Only 15% MnTe has added reach best for detector application value energy gap (in range 1.7–2.2 eV), while necessary amount ZnTe over 30%! This dependence twice strong Using a smaller second cation diminishes many alloying-related problems. Dopant-free grown are p-type, which related Cd vacancies acting acceptors. number can reduced by post-growth annealing vapours high (∼1010 Ωcm) resistivity, required good detectors, obtained doping donors. crystals, undoped compensated very concentrations, Cd-annealing samples discussed. Characterization described. behaviour preliminary detectors shown. (© 2005 WILEY-VCH Verlag GmbH & Co. KGaA, Weinheim)
