摘要: This work reports the study on evolution of native defects in ZnO nanorods irradiated with hydrogen ion. nanorod arrays grown vertically silicon substrates were by 180 keV H+ ions to a total fluence 8.50 × 1015 ions/cm2. The X-ray diffraction spectra, photoluminescence spectra before and after irradiation real-time ionoluminescence during irradiating process measured. Formation ion effects crystal structure optical property studied. Blue shift exciton emission, shrink lattice c improvement crystallinity observed. Simple surface passivation could improve radiation resistance. be clarified into four stages related models are provided.
