摘要: Single crystals of SiC were successfully prepared by Lely this laboratory sublimation in a controlled gas atmosphere at 2300–2500 °C [1]. In nitrogen green are formed, which show n-type conductivity. Crystals made B or Al vapour, on the other hand, blue and p-type. neutral argon colourless formed p-type, presumably because impurities original SiC.
