摘要: Evidence of Poole–Frenkel (PF) transport in vapor–liquid–solid (VLS) grown silicon nanowires is presented. Silicon were a spherical cold wall catalytic chemical vapor deposition chamber using gold as catalyst for the VLS growth process. PF could be manifestation presence atoms and clusters inside acting Coulombic traps. The activation energy process determined 60 meV. We also discuss scaling behavior conduction these nanowires.
