摘要: The photoresponse characteristics of In2Se3 nanowire photodetectors with the κ-phase and α-phase structures are investigated. as-grown nanowires by vapor-liquid-solid technique phase-transformed to thermal annealing. performances characterized over a wide range wavelengths (300-900 nm). phase is analyzed using high-resolution transmission microscopy equipped energy dispersive X-ray spectroscopy diffraction. electrical conductivity significantly enhanced in due smaller bandgap structure compared nanowires. spectral responsivities devices 200 times larger than those devices. superior performance thermally offers an avenue develop highly sensitive photodetector applications.
