摘要: Abstract We numerically compute interminiband tunneling rates in a few typical GaAs/GaAlAs superlattices. These rely on the time-dependent formalism described by Krieger and Iafrate (Phys. Rev. B33, 5494 (1986)), involve Kronig-Penney calculation of SL miniband structure electronic envelope wavefunctions.
