摘要: The modulation bandwidth of quantum well nanoLED and nanolaser devices is calculated from the laser rate equations using a detailed model for Purcell enhanced spontaneous emission. It found that enhancement saturates when cavity quality-factor increased, which limits maximum achievable recombination rate. thereby limited to few tens GHz realistic devices.
