摘要: The invention provides a solid state temperature sensor having significantly better sensitivity than conventional thermocouples. Basically, the includes pair of serially connected Schottky-barrier diodes unequal barrier height and geometries adapted such that each diode conducts same reverse current at given bias temperature. Because have thermal coefficients reverse-biased resistance, voltage common node between varies with Such variation is useful for driving heating and/or cooling apparatus to stabilize semiconductor device and, additionally, indicators as in thermometry.
