摘要: The complete (100%) spin polarization, zero net magnetic moment and high Curie temperature (605 K) make the recently fabricated half-metallic fully compensated ferrimagnet Mn3Al a promising spintronic material. In order to explore potential applications in devices, this work, we give theoretical analysis for Mn3Al/GaAs(0 0 1) heterostructure Mn3Al/GaAs/Mn3Al(0 tunnel junction. Using first-principles calculations combined with nonequilibrium Green's function method, demonstrate from calculated bias-dependent transport properties that exhibits perfect filtering effect diode effect, junction behaves large magnetoresistance ratio (up 10 900%). physical origins of these versatile are discussed terms band structure, spin-dependent transmission spectra band-to-band theory.
