Development of Wideband and High IIP3 Millimeter-Wave Mixers

摘要: This paper presents the design and development of highly linear, wide bandwidth mixers. We propose a linearization technique that combines optimum drain bias condition multiple-gated transistors for resistive An on-chip three-line edge-coupled Marchand balun is designed to have low phase amplitude imbalance canceling out even order intermodulation products. Two mixer prototypes: single-balanced (SB) double-balanced (DB) are prove concepts. The experimental results demonstrate SB prototype has measured conversion loss less than 11 dB third-order input intercept point (IIP3) range 27–33 dBm at 15-dBm LO drive from 7 34 GHz. DB exhibits IIP3 31–35 7–26 GHz 17-dBm drive. Both prototypes achieve high port-to-port isolation over 30 within operation bandwidth. To best our knowledge, mixers highest linearity widest ever reported.
