摘要: Heterojunctions of single-walled carbon nanotubes and p-doped silicon produce a photocurrent when irradiated with visible light under reverse bias conditions. In optoelectronic devices utilizing the heterojunctions, output current can be controlled completely by both optical electrical inputs. The heterojunctions provide platform for heterogeneous logic elements high voltage- switchable photocurrent, photo- voltage responsivity, ON/OFF ratio, ratio. are combined to make switches, elements, imaging sensors. An assembly 250,000 sensor on centimeter-scale wafer is also provided, each element having heterojunction silicon, producing dependent input.
