摘要: We report the rational synthesis of one-dimensional SnO2 nanowires (SnO2NWs) via a Sn-catalyzed vapor–liquid–solid (VLS) growth mechanism, in which Sn nanoparticles can direct oriented SnO2NWs at high temperature. I –V measurement field effect transistor made individual exhibits typical n-type semiconducting characteristics with an electron mobility and concentration 14.36 cm 2 V −1 s 1.145 × 10 17 −3 , respectively. The SnO2NW-based photodetector shows sensitivity to UV light radiation, fast response speed millisecond rise time/fall time excellent stability reproducibility, whereas it is nearly blind illumination wavelengths visible range. Detailed reasons account for detection selectivity rapid are proposed. generality above results suggests that our SnO2NW photodetectors have potential application nanoscaled optoelectronic devices.
