摘要: Planar Schottky diodes are integrated with bow-tie antennas to form a one-dimensional array. The energy is focused onto the through silicon lens placed on back of gallium-arsenide substrate. A polystyrene cap reduces reflection loss. self-aligning process proton isolation has been developed make planar 1.1-THz zero-bias cutoff frequency. antenna coupling efficiency and imaging properties system studied by video detection measurements at 94 GHz. As heterodyne receiver, double-sideband mixer conversion loss 11.2 dB noise temperature 3770°K have achieved local oscillator frequency 91 Of this loss, 6.2 attributed optical antenna.
