Electron Transport in Zincblende Semimetals

摘要: Iterated solutions of the Boltzmann equation with Fermi statistics are presented for zero-gap semimetals α-Sn, HgSe, and HgTe. Electron scattering operators in first Born approximation arc derived T8c conduction band including piezoelectric deformation potential by acoustic phonons, polar optical mode Scattering, Coulomb scattering. It is found that quantum corrections are, many cases, comparable to RPA but opposite algebraic sign so overall classical calculations much smaller than previously indicated. Es werden Iterationslosungen dcr Boltzmannglcichung mit der Fermistatistik fur die Halbmetalle ohne Bandlucke, HgSe und HgTe, mitgeteilt. Dazu Elektronenstreuoperatoren Bornschen ersten Naherung das -Leitugsband unter Einschlus piezoelektrischen Deformationspotentialstreuung durch akustische Phononen, Streuung polare optische Moden Coulombstreuung abgeleitct. Es wird gefunden, Quantenkorrekturen vielen Fallen den RPA-Korrekturen vergleichbar sind; jedoch bei eritgegengesetztem algebraischen Voraeichen, Gesamtkorrektionen zu klassischen Rechnungen vieL kleiner sind, als fruher angenommen wurde.
