摘要: Single-crystal group-V δ-TaNx transition-metal (TM) nitride layers, with x ranging from 0.94 to 1.37, are grown on MgO(001) and analyzed by Raman spectroscopy. In perfect NaCl-structure crystals, the first-order modes not allowed Oh crystal symmetry. Since acoustic optical bands observed for all samples, this indicates presence of point defects, even stoichiometric TaN. The large mass difference between Ta N leads a correspondingly separation centered at 150 550 cm−1, respectively. A peak 440 cm−1, overlapping band, is identified as modes. Contrary case most TM nitrides, there no visible in second-order high-frequency range (700–1500 cm−1). addition, transverse (120 cm−1) longitudinal peaks (175 cm−1) do exhibit frequency shift N...
