Effects of Mn dopant on tuning carrier concentration in Mn doped ZnO nanoparticles synthesized by co-precipitation technique

摘要: Zn1 − x Mn x O (x = 0.002–0.01) nanoparticles were synthesized by co-precipitation method. The detailed crystal structure and compositional characterizations characterized the XRD patterns, Raman spectra, XPS, HRTEM SEM. XPS results show Mn2+ ions are substitute for Zn2+ in ZnO matrix. In E2(high) peak shifts to lower frequency higher intensity of A1(LO) appears sample with increasing doping concentrations Mn, indicating a concentration donor defects introduced nanoparticles. Then, carrier induced oxygen vacancies analyzed from optical absorption spectra. By analyzing O1s spectrum Lorentz fitting PL spectra Gaussian fitting, vacancy increases Mn concentration. present suggest that doped play significant role on enhancing materials.
