摘要: As an interesting morphology and phase, the 1D bicrystalline (twinned) nanostructures have received much consideration because of their peculiar structure. In this paper, bicrystal nanobelts Zn3P2 Cd3P2 been prepared on a large scale, via simple vapor-solid process. The products were characterized using X-ray diffraction, scanning electron microscopy, transmission as well energy-dispersive spectrometer results revealed that both them are shapes with preferred growth axis along [101] directions. P-type Field-effect transistors (FETs) based single fabricated, which thermal activation carriers dominant transport mechanism, was verified under measurements at various temperatures (100−300 K).
