Phonon Bottleneck and Auger Recombination Effect on the Perfermance of a Self -assembled Quantum Dot Laser

摘要: Considering the excited state and standard rate equations, this study provides a new circuit model for self-assembled quantum dot laser made by InGaAs/GaAs investigates effects of Auger recombination process. It is shown that there more output power efficiency higher modulation bandwidths when considered these lasers.
