摘要: The dynamical equation for the order parameter of metal-semiconductor phase transition, as well kinetic density nonequilibrium electron-hole pairs a Peierls system in light field, has been derived. An expression time τ nonthermal photoinduced semiconductor-metal transition obtained from these equations case an ultrashort pulse. It shown that, to initiate energy W pulse must be higher than critical value W c. c, τ, and optical absorption coefficient γ0 that are calculated framework proposed model agreement with experimental data (W c ≈ 12 mJ/cm2, 75 fs, 105 cm−1) on irradiation vanadium dioxide film by laser duration τp 15 photon ħθ0 = 1.6 eV, 50 mJ/cm2.
