摘要: Magnetic circular dichroism (MCD) of a ferromagnetic diluted magnetic semiconductor Ga1−xMnxAs films was measured to clarify their electronic structure. Strong enhancement MCD by Mn substitution indicated strong sp–d hybridization. The p–d exchange interaction concluded be antiferromagnetic, which in contrast with the reported very paramagnetic GaAs:Mn bulk crystals. change character is due unique feature that relative abundance neutral and ionized acceptors controls exchange.
