Largely enhanced efficiency in ZnO nanowire/p-polymer hybridized inorganic/organic ultraviolet light-emitting diode by piezo-phototronic effect.

摘要: ZnO nanowire inorganic/organic hybrid ultraviolet (UV) light-emitting diodes (LEDs) have attracted considerable attention as they not only combine the high flexibility of polymers with structural and chemical stability inorganic nanostructures but also a higher light extraction efficiency than thin film structures. However, up to date, external quantum UV LED based on has been limited by lack efficient methods achieve balance between electron contributed current hole that reduces nonradiative recombination at interface. Here we demonstrate piezo-phototronic effect can largely enhance hybridized made nanowire/p-polymer structure, trimming match increasing localized density near interface through carrier channel created piezoelectric polarization charges side. The was enhanced least factor 2 after applying proper strain, reaching 5.92%. This study offers new concept for organic great potential wide variety high-performance flexible optoelectronic devices.
