New miniature 15-20-GHz continuous-phase/amplitude control MMICs using 0.18-/spl mu/m CMOS technology

摘要: The design and performance of two new miniature 360/spl deg/ continuous-phase-control monolithic microwave integrated circuits (MMICs) using the vector sum method are presented. Both implemented commercial 0.18-/spl mu/m CMOS process. first phase shifter demonstrates all continuous an insertion loss 8 dB with a 37-dB dynamic range from 15 to 20 GHz. chip size is 0.95 mm /spl times/ 0.76 mm. second can achieve 16.2 38.8-dB at same frequency range. 0.71 0.82 To best authors' knowledge, these demonstration shifters smallest for MMIC phase-control above 5 GHz reported date.
