摘要: Abstract— An active RFIC X-band phase shifter is implemented using IHP SiGe HBT 0.25 μm SGB25V technology with an improved vector sum method. The chip formed by a three way Wilkinson power divider, delays for 0-120-240 degrees, similar LNAs and final combiner on the same occupies area of 4x1.8 mm2. circuit provides both amplitude control without need any additional digital circuitry. Phase shifting simply based weighted vectors which are separated 120o from each other. All 0-360 degree can be scanned this method addition control. LNA fabricated measurement results show that has a gain 10 - 13 dB in band 6-9 GHz 2-3 NF within band. simulation degrees average 7 resolution 2 amplifier change. overall 12-13 output gain flatness 1 consumes 15.36 mW power. combines used applications.
