摘要: The influence of water molecule on the electrical properties single-walled carbon nanotube field effect transistors (SWNT-FETs) was reported. Conductance suppression observed with increase humidity. This can be explained by doping SWNT-FETs, which has p-type semiconductor characteristic, molecules acting as an electron donor. However, after 65 % humidity, conductance SWNT-FETs started to again, due opening channels. Upon annealing at in Ar atmosphere, increases more than 500 %, and threshold voltage shifts toward further positive gate voltages. results this experiment support possible application nanotubes for humidity sensing material.
