摘要: In this work, the optical nonlinear absorption characteristics of crystalline Ge2Sb2Te5 thin films were investigated by performing z-scan measurements with nanosecond laser pulse. The experimental results showed that saturable coefficient was as large –10−2 m/W for excitation intensity lower than 0.17 GW/m2. changed to reverse-saturable a about + 10−2 at above To explore internal mechanisms, first-principle theory employed calculate electronic structure, and five-level structure suitable explanation reversal suggested. theoretical calculation analysis indicated smaller GW/m2, contribution is mainly from band-filling effect; larger reverse thermal-induced nonlinearity, which further confirmed picosecond pulse measurement variable-temperature spectroscopy ellipsometric analysis.
