Rate equation analysis of multiple quantum well lasers

摘要: Using small-signal analysis based on rate equations, the effect of carrier transport modulation bandwidth multiple quantum well lasers (MQW) is analyzed. Based effective time model, it shown that there an optimum value ratio between capture and escape time, at which MQW achieves maximum. The theoretical results agree with experimental data.
