摘要: Quadruple junction solar cells and modules are presented, which consist of hydrogenated amorphous (a-Si:H) microcrystalline silicon (µc-Si:H) in the a-Si:H/a-Si:H/µc-Si:H/µc-Si:H configuration. The highest measured conversion efficiency a mini-module with an aperture area 61.44 cm2 was 13.4% before 12.0% after more than 1000 h light soaking, respectively. In this paper, we discuss advantages quadruple design over common tandem design, is ascribed mainly to fact that total absorber thickness can be increased while electronic properties stability maintained or even improved. role µc-SiOx:H intermediate reflector highlighted optimization doping concentration layer presented. Furthermore, advantage high maximum power voltage for monolithic cell interconnection laser shown.
