摘要: 400-V direct current (400-V dc) distribution systems are promising candidate of highly efficient and reliable for data centers. To realize the dc systems, development methods high-speed overcurrent protection is one important issues. In this paper, as a solution to problem, semiconductor circuit breaker using SiC static induction transistors (SiC-SIT's) investigated. The SiC-SIT's has extremely low on-state resistance very large safe operating area (SOA). These properties attractive in application breakers systems. A novel control method gate voltage waveform reduce transient overvoltage resonance during interruption process proposed. effectiveness proposed confirmed by actual operation tests employing an experimental prototype system. All result fabricated SiC-SIT prototype.
