Wide-Bandgap Solid-State Circuit Breakers for DC Power Systems: Device and Circuit Considerations

摘要: DC circuit protection applications provide a unique market opportunity for wide-bandgap (WBG) semiconductors, which are outside the conventional focus on power electronic converters. This paper presents an overview of emerging dc systems, needs solid-state breakers (SSCBs), and benefits advantages various WBG SSCB concepts. Furthermore, new class self-powered SSCBs based SiC or GaN normally-ON switching devices is proposed in this paper. One implementation concept 1200 V JFET experimentally demonstrated turn-off fault current 125 A at voltage 400 within $1~\mu $ s without requiring any external supply. The detects short-circuit faults by sensing its drain–source rise draws from condition to turn off JFET. Various implementations unipolar bipolar capability using both also discussed device perspectives. It concluded that very low ON-resistance excellent candidates applications.
