摘要: We report on the experiments resonant photoresponse of gated two-dimensional electron gas to terahertz radiation. The visible-light-induced, metastable increase carrier density in transistor channel shifts resonance position higher gate voltages, agreement with plasma wave detection theory. In this way, an unambiguous proof origin observed is provided. visible light illumination also leads mobility and, as a result, quality factor. Resonant harmonics Gunn diode-based emission system demonstrated up 1.2 THz.
