摘要: Transport measurements of the two-dimensional electron gas at LaAlO3-SrTiO3 interface have found a density carriers much lower than expected from "polar catastrophe" arguments. From detail density-functional study, we suggest how this discrepancy may be reconciled. We find that electrons occupy multiple subbands leading to rich array transport properties. Some are confined single interfacial layer and susceptible localization, while others with small masses extended over several layers contribute transport.
