摘要: The effects of electron beam irradiation on the luminescence ZnO single crystals were investigated by cathodoluminescence. We have found that evolution intensity during e-beam depends surface polarity. For O-face, ultraviolet (UV) emission decreases exponentially and approaches an asymptotic value. Zn-face, it first increases then decreases. decrease components are similar in both faces. If we halt irradiation, UV recovers partially. These results suggest is related to metastable bulk defect reactions at subsurface region while increase reaction such as electron-stimulated desorption.
