摘要: Diluted magnetic semiconductors have great potential in applications for biological detection and spintronics. However, the origin of magnetism is complex it significant importance to clarify contributions from various origins. We prepared epitaxial copper-doped ZnO films investigated ferromagnetism by combining characterization methods. The results show that, with nominal Cu concentrations up 7.3 at.%, atoms substitute Zn form strong covalence bonds (CuZn–O), which a property commensurate that Zn–O host. With further increases concentrations, substitutional CuZn effect obscured, [CuZnO4] clusters, regulated wurtzite host, segregate into CuO phase after annealing air. Magnetization volume increasing content about at.% then decreases increase, while moment per atom monotonically increase content. demonstrated substitution presence CuZn–O are necessary clusters detrimental ferromagnetism. enhancement strongly correlated moderate oxygen vacancy mediated ions.
