Inter-band magneto-absorption in a Ga0.47In0.53As-Al0.48In0.52As quantum well

摘要: Abstract Transitions between the Landau levels of N = 1 electron and heavy hole sub-bands have been observed in inter-band optical absorption a modulation doped Ga0.47In0.53As-Al0.48In0.52As multi-quantum well magnetic fields up to 16T. Results are compared with results conduction band cyclotron resonance on same sample obtain measurements both effective mass, known values for bulk GaInAs. It is shown that states at high energies good agreement predictions three-band k . p theory. This contrast results, which substantial polaron correction required.
