摘要: Abstract Compact GaP ingots were grown from solutions of in Ga, using the method solute diffusion growth a constant temperature-concentration gradient. The crystals doped with tellurium, nitrogen and oxygen. It was proved that average size single crystal grains may be increased by addition bismuth or increasing diameter ingot. An analysis rate shows introduction forced convection high-temperature solution can increase an order magnitude.
