Ultrafast Interband-Resonant Light Modulation by Intersubband-Resonant Light in Quantum Wells

摘要: Ultrafast interband-resonant light modulation by intersubband-resonant in n-doped quantum wells is described. A picosecond-range with 100% depth achieved successfully utilizing a free-electron laser as the light. It also shown that intersubband transition wavelength can be shorter than 2 μn AlAs/InGaAs well structure on GaAs substrate. The energy relaxation for short investigated pump and probe measurement, time 2.7 ps demonstrated.
