Band structure of HgSe and mixed crystals Hg1-xCdxSe and HgSxSe1-x from the interband magnetoabsorption

摘要: The analysis of data obtained from the interband magnetoabsorption in HgSe and mixed crystals Hg1-xCdxSe HgSxSe1-x with compositions close to pure led authors conclusion that these materials mod E0 approximately=2/3 Delta where energy gap E0=EGamma 6v-EGamma 8c spin-orbit splitting =EGamma 8v-EGamma 7v. results above mentioned could not be described terms on three-band Pidgeon-Brown model (1966), which provides a good description experimental when <2/3 . In order interpret it was necessary introduce five-band closest Gamma 15 'higher' band explicitly taken into account. This is used for first time case zero-gap semiconductors quantising magnetic field. Such works well (x<0.01), oriented samples (H//(001) H//(111)) HgSxSe1-x, x<0.05, always (at helium temperature). Thus, complete set parameters semimetallic region are obtained. particular, peculiar character 6v level described. Also dependencies fundamental T x were by means numerical fitting model.
