Investigation of effective mass of carriers in Bi2Te3/Sb2Te3 superlattices via electronic structure studies on its component crystals

摘要: The electronic structures of Bi2Te3 and Sb2Te3 were computed related to the thermoelectric properties Bi2Te3/Sb2Te3 superlattices. authors found that similarity structure two materials permits superlattices inherit high band edge degeneracy, thus have electrical conductivity. From calculated effective mass along superlattice growth direction, we infer presence more than in leads a smaller enhanced carrier mobility. Furthermore, our results suggest external tensile strain parallel interface may further improve performance
