摘要: We report accurate characterization, modelling and simulation of SOI nanoribbon-based pH sensors we compare operation in air (dry) electrolyte (wet) environments. find remarkably different current density distributions geometry scaling rules, but similar series resistances active trap state densities the two configurations. Calibrated TCAD based simulations implementing an original approach to model site-binding charge, good agreement with experiments, provide necessary insights interpret non trivial dependence threshold voltage sensitivity on pH.
