摘要: The thermal-electronic logic circuit (TELC) concept is a possible way to overcome the scaling down problems of conventional CMOS integrated circuits, which have very complex structure nowadays. basic component TELC semiconductor-metal transition (SMT) switch, an extremely simple bulk type device. This work evaluates effect on characteristics VO2 switch. Different types (lateral and vertical) resistors been produced using focused ion beams pulsed laser deposition. measured switching time strongly correlates with characteristic size energy consumption (power-delay product) scaled-down device estimated as sum needed for heating thermal diffusion length sized environment device, itself latent heat phase VO2.
