The Identification of Urbach, Acceptor Impurity, and Phonon-Assisted Components of the Optical Absorption Band Tail of n-Type InSb

摘要: New measurements are presented of the interband absorption edge, in range 0.01 to 100 cm−1, for uncompensated n-type InSb obtained using a photo-Hall technique. A spectral Urbach edge is observed sample temperature (20 77 K) and it shown that form experimental results derives from broadening due interaction acceptor impurity states. phonon-assisted component also identified at temperatures above 40 K. Es wird resonante Interband-Absorption an undotiertem n-InSb im Bereich 0,01 bis cm−1 mit Hilfe einer Photo-Hall-Methode gemessen. Im untersuchten Temperaturbereich 70 eine Urbach-Kante beobachtet. Die experimentellen Ergebnisse zeigen Verbreiterung aufgrund der Wechselwirkung zwischen Verunreinigungen Akzeptorcharakter. Bei Probentemperaturen oberhalb K kann durch Phononen unterstutzte Komponente identifiziert werden.
