Bandwidth enhancement of injection-locked 1.3 μm quantum-dot DFB laser

摘要: Optical injection locking of a quantum-dot distributed-feedback laser at 1.3 mum is reported. Using an ratio 5.3 dB, optical detuning -40 pm, and slave biased 20 mA, the modulation bandwidth injection-locked was 16.3 GHz. This over four times higher than free-running laser. At bias 5.0 resulted in resonance frequency 21.9 GHz, eleven relaxation
