摘要: Quantum dot (QD) lasers with excited state (ES) emission exhibit superior characteristics compared their ground (GS) emission. Here, we have developed a model that predicts the small-signal modulation response and relative intensity noise (RIN) of QD laser capable emitting from both GS ES resonance energies in free-running also under optical injection-locking conditions. The wavelength injection-locked benefits considerable RIN reduction ∼20 dB/Hz before lasing threshold emission, while is promoted more regarding bandwidth around threshold, which almost doubled, especially at very low injection ratios.
