摘要: InAs self-assembled quantum dots are grown in the vicinity of a two-dimensional electron gas. Transport experiments show progressive reduction mobility with increasing dot density, which indicates influence on electrical properties A saturation is observed for highest density samples. Transmission microscopy studies confirm existence and reveal formation vertically aligned double dot. Calculations scattering times due to repulsive potentials agreement experimental data suggest that act as controllable centers can be used tailor gas properties.
