摘要: Crystals of CuInSe/sub 2/ were grown by a horizontal Bridgman method for the first time with metallic sodium. The amount sodium was varied levels at 0.05, 0.25 and 2 at.% approximately. However, as content increased, crystalline quality decreased. Hot probe measurements showed that ingots higher (0.25 at.%) n-type, while ingot about 0.05 p-type. Electron microanalysis an Auger profile no detectable (i.e.<0.1 in ingots, even up to added melt. X-ray Laue back reflection, performed on as-grown surface p-type ingot, confirmed region be single crystal. Powder diffraction patterns chalcopyrite structure all Resistivity carrier mobility these obtained Hall effect measurements. Metallic also introduced into already-grown monocrystals within sealed glass ampoule characteristics samples analyzed.
